THE Cartersville barite district is near Cartersville, Ga., in the southeastern part of Bartow County, about 43 miles northeast of Atlanta. The area over which active mining is being done extends about six miles in a northeasterly direction and is about three miles wide. Barite production in Georgia began about 1907,1but the existence of the mineral was known much earlier. At present four companies are operating washing plants and three other plants are operating on leases from those companies. The chief impurities in the ores are silica and iron oxide. The silica is easily washed and jigged out and gives little trouble. Any gravity separation between the iron and the barite is generally poor, owing to the slight difference in specific gravity. Two operators have turned to magnetic separation as the solution to the problem and have made remarkable improvements in the finished product. By very close sizing prior to jigging, the separation between iron and barite has been greatly improved. In some localities manganese occasionally appears as an impurity, but is fairly easy to eliminate by gravity methods. A considerable percentage of iron and silica is eliminated by being broken free in crushing. Until methods for the recovery of fine ore were introduced a minimum of crushing was done, but modern methods allow more than formerly. The depression years brought about the need for increased recovery of ore handled on the part of the producers and a demand for a higher grade of product on the part of the buyers. Improvements in milling and mining practice have had a far greater effect, however, than merely the production of a better grade of ore with greater recovery. They have opened for mining large areas that a few years ago were considered noncommercial deposits because of their inaccessibility and their high iron content. It is no exaggeration to say that the new methods have more than doubled present known reserves of barite ore of economic value.

The search for ore is characterized by a great variety of uncertainties, each of which can be resolved by obtaining information at a cost. Three exploration stages may be distinguished in which information can be obtained, based on inherently different cost structure: 1) the reconnaissance or scanning stage, 2) the examination or screening stage and 3) the project stage. This exploration sequence would roughly coincide with replies to questions as to: where, how, why and how much. As complete information in each stage is too costly to acquire, we must assess the probability that adequate information will be furnished by a limited amount of effort and attempt to maximize the expected value of ore to be found for a given exploration expenditure. Several problems are discussed relative to the mathematical formulation and possible computer procedures for determining the optimum allocation of a total exploration effort. Based on the available literature possible solutions to this problem are indicated. When scanning through published literature on mineral exploration, it seems at first that there is little room for substantial and systematic improvements in the efficiency with which the problem of discovery of new ore deposits is presently being handled by large organizations active in exploration. It appears equally difficult to offer something relevantly new which could generate a break-through in exploration thinking and cause a marked improvement in the ratio of successful undertakings to the total exploration projects started. On the other hand, a number of experts in recent years have urged that the problems in prospecting be analyzed in a more skillful and sophisticated manner than in the past. Their thesis is based mainly on the premise that the cost of finding mineral deposits will increase with increasing technical difficulties. In present large-scale exploration ventures, especially in those regions where outcrops and immediately visible geologic evidence are scarce, older methods of prospecting are increasingly being replaced by more indirect and systematic geophysical and geochemical methods with more emphasis on correct statistical design of exploration patterns. It is perhaps the oil industry which has made the greatest strides in developing statistically, well justified patterns in its search for oil; possibly because oil seepages, as indicators of the presence of oil, left off at an earlier point in time than did outcrops as indicators of base metals. Among the pioneers in the field of statistics and operations research, as applied to mineral exploration, the excellent works of Allais, Slichter, Koop-man, Mickey, de Guhnin, Krumbein, Griffith, Sichel, Krige, de Wijs, and Matheron may be mentioned. It should, however, be pointed out that three subjects of basic importance to the allocation of exploration efforts have so far received only scant attention in published literature, even by the aforementioned authors. In the first place, a more precise definition of the object of the search, i.e., a minimum-size orebody, seems to be outstanding. Secondly, a decision model is not a widely-discussed subject. Thirdly, no concentrated attempt so far seems to have been made to establish probabilities of the occurrence of economic deposits on a regional scale and to arrive at a slightly more accurate knowledge of the probability laws governing the deposition of ore. It is not the purpose of this paper to create new order in the complexity of uncertainties in which our decision processes in exploration necessarily have to be conducted. Rather, we intend to highlight some of the outstanding, hitherto unmapped territory, where diligent compilation and a utilization of present and historic data may statistically improve our chances of success. We hope that the contribution of this paper will lie in bringing allocation problems into better focus and in increasing the mineral industry's realization of the magnitude of the factors involved. J. H. HEGINBOTHAM, a, metallurgist of the General Engineering Co., talked on "Current Milling Practice at Kirkland Lake," at the December meeting of the Utah Section. The ore is enough alike through the whole district so that some generalizations and comparisons may be made. The question as to whether or not the flotation process should be used in the flowsheet for extracting gold by cyanide solutions is still being vigorously debated, and it will seemingly need some years for a definite answer to be given. Most of the gold is either free, though much of it is finely dispersed in quartz, or occurs with pyrite. At times there may be 2 per cent of telluride compounds in the ore, but the amount of gold telluride present is small and has not been definitely established. It has been shown by Dr. Haultain and others that though gold tellurides may be so finely disseminated that it is necessary to grind the ore exceedingly fine, the compounds themselves are not difficultly soluble. (An increase in temperature helps to dissolve tellurides, and also to settle pulps.) It is likely that if the ore were ground through 400 mesh, practically all of the gold would be soluble. In recent years considerable publicity has been given to the problem of atmospheric pollution by fuel-burning equipment. Legislation has been stimulated and smoke ordinances have been enacted, the provisions of which show a definite trend toward stricter control of the emissions not only from the stacks of industrial fuel users but also from the chimneys of domestic consumers. As a result of war conditions, some slackening in the enforcement of these ordinances may be noted, but this is only a temporary expediency caused by the changes necessary in the distribution of the nation's fuel supplies and difficulties in securing the necessary equipment. Previous trends may be expected to continue in the postwar period. Largely because of the consumer demand for automatic heat, but partly because of the legislation against smoke emission, there has been a marked increase in the use of domestic underfeed stokers with the past decade. When correctly adjusted and operated, these units reduce the smoke emission materially, so that even the high-volatile bituminous coals may be burned with little or no emission of objectionable smoke. Unfortunately, however, the use of the domestic underfeed stoker introduces another problem; namely, fly-ash. Production of Fly-ash The term "fly-ash" is a misnomer, since the fly material is generally a mixture of small carbonaceous particles varying from green coal to coke, and inorganic particles ranging from fluffy ash to small particles of fused clinker. For want of a more comprehensive name, however, the term fly-ash is used throughout this paper to include all the fly material. Even with hand-fired furnaces a certain amount of fly-ash is produced, which necessitates periodic cleaning of the boiler flues or furnace radiator, the smoke pipe, and occasionally the chimney itself. With stoker operations the amount of fly-ash is increased many fold, because of the higher velocity of air travel through the fuel bed. Frequently the amount of this fly-ash attains such proportions as to constitute a definite nuisance to the householder and his neighbors and distracts very materially from the otherwise automatic or semi-automatic performance of the stoker. The Waelz process produces oxides of volatilizable metals from ores, metalliferous products and residues. The process was originally used for recovering zinc and lead, where tailings and residues containing those metals had accumulated at mines or smelters, but it is applicable for obtaining tin, arsenic or other volatilizable metals. It is useful when other methods of obtaining the metals from the ores or residues are too difficult or expensive or show too low a recovery. The Waelz process was developed in 1923 for the treatment of large calamine dumps in Upper Silesia, which showed zinc contents of 8 to 10 per cent. and lead contents up to 3 per cent. The rapid development of the process, from the first trials up to the plants now working or in course of erection, is shown in Fig. 1. The first industrial Waelz plant was started in 1925. Within two years the capacity of the working plants reached 700 tons material per day of 24 hr. During the year 1928 the daily capacity of the plants now at work or in course of erection will rise

Single crystals of high-purity molybdenum were de-formed at temperatures from 195°to 473°K, and the effect of deformation on the electrical resistivily was deler-mined. To separale the resislivity components of point and line defecls some cryslals were annealed at 473°K. The vale of resislivily increase wilh strain was nearly linear and was strongly dependent upon the deformation temperature. Point dejects are annealed out without any effect on the flow stress. At low temperatures the flow stress is a linear function of the square root of the resistivity increase attributable to dislocations. ELECTRICAL-resistivity measurements have been used successfully to gain information on structural changes in metallic materials. During plastic deformation the electrical resistivity rises because of electron scattering from newly created lattice defects. Such measurements lend themselves, therefore, to corroborating results from direct observation of lattice defects and, to a certain extent, to correlating defect densities and distribution with mechanical properties. Published information on research with single crystals of the bcc metals of Group VI, particularly molybdenum, is still limited. Yet, molybdenum single crystals of relatively high purity can be readily prepared by electron-beam-melting techniques. Furthermore, some valuable information on the defect structure of deformed crystals by direct observation is available. Lawley and Gaigher,1 for example, have examined dislocation configurations in deformed molybdenum crystals by means of transmission electron microscopy. Their results revealed that the dislocation density and distribution were strongly dependent upon the deformation temperature. These findings differed from those by Keh and weissmann,2 who found that the average dislocation density in polycrystalline iron deformed between 138° and 298°K depended only on the degree of strain and not on the deformation temperature. Martin3 and peiffer4 showed that point defects introduced in polycrystalline molybdenum by cold work can be eliminated by annealing at a relatively low tempera-ture. In view of their work it became apparent that resistivity measurements of suitably annealed crystals could disclose changes in their dislocation structure and contribute to the understanding of the work hardening of molybdenum crystals. EXPERIMENTAL PROCEDURE Crystals were grown by electron-beam zone melting5,6 of 0.062-in.-diam molybdenum rods (99.99 pct) supplied by General Electric Lamp and Wire Division, Dover, Ohio. The crystals, about 4 in. long, were prepared by using five zone-refining passes at a speed of about 6 mm per min in a vacuum of about 5 X l0-6 Torr. The resistivity ratio of the crystal, p(4.Z°K)/p(273°K), was generally near 10-3. These crystals were used as tensile specimens of uniform diameter in the "as-grown" condition. They were oriented for maximum shear on the (011)[111] slip system (Schmid factor >0.49). The specimens were held in spherically seated Templin-type grips so as to minimize bending. Samples were deformed on an Instron machine at a strain rate of about 5 X 10-5 sec-1 in an isopentane bath with dry ice at 195°K, in ice water at 273°K, and in a vegetable-oil thermostat at 373° and 473°K. The temperature in the latter was maintained constant within +2°K. Resistance measurements were carried out with a Kelvin double bridge. The resistance of the potential leads was kept low by using large-diameter wires outside the low-temperature bath. Many of the resistance data were checked by measurements made with an ac bridge. Current and potential leads were spot-welded to the specimens. The distance between the potential leads, about 3 in., was also considered to be the gage length for the strain measurements. Diameter and gage length of the samples were measured optically with an error of less than 2 pct. These measurements were used also to insure that the deformation had been uniform over the gage length of the specimen. Resistivity changes were then determined from the resistance measurements at 4.2°K assuming constancy of volume. In the course of a test, the crystal diameter, gage length, and resistance at 4.2°K were determined first in the initial state and subsequently for various amounts of elongation.

INTRODUCTION AND PREVIOUS WORK THE determination of the low temperature tensile properties of tin and tin-lead alloys was initiated as part of an extensive research program on the phasial equilibria of tin binary systems below 13.2°C and the property changes associated therewith. A survey of the literature revealed that, although some room temperature tensile data were available for tin and a few tin-lead alloys, there existed no survey report of the low temperature tensile properties of these alloys. Accordingly, the tensile data for tin and a series of pure tin alloys containing from 0.01 to 50 pct lead were measured at eleven temperatures from -196 to +20°C and are presented here in survey form. In addition to the importance of these tensile data as a preliminary to certain fundamental research, this information promises also to be of commercial importance because of the 'extensive use now being made of tin-lead solders in refrigeration and gas liquefaction equipment. Occasional failures of the solders in low temperature service have been attributed by some metallurgists to low temperature mbrittlement, while others hold that failure results from the transformation of the tin-rich phase of the solder from the solid white (beta) to the powdered gray (alpha) form. From the data previously available in the literature, neither of these explanations can be completely corroborated. Cohen and van Lieshout1 have established the beta to alpha tin transformation at 13.2°C and have shown that strain accelerates the transformation. Further, they showed that although I pct lead retarded the transformation, it was not eliminated. It will be pertinent, then, to note whether the beta to alpha transformation of the tin-rich phase will occur in a short-time tensile test. Polanyi and Schmid2 studied the tensile . properties of tin single crystals at -185°C and report that tin is brittle at-this temperature. In 1946, Kostenets3 reported that pure tin was brittle at -196 and -253°C, while lead remained ductile at both these temperatures. He also studied the tensile properties of tin-lead alloys containing from 10 to 75 pct lead at -253, -196 and +17°C. The ultimate tensile strength increased more than two times in going from room temperature to -196°C and about three times that value on further cooling to -253°C. All the alloys were brittle at -6°C except those containing more than 75 pct lead. Even at -253°C, the 75 pct lead alloy retained 36 pct elonga¬tion in a 30 mm-ga. length. The purpose of this paper is to demonstrate the similarity of the oil-producing structures in the Mexial fault zone, and to show how the apparently very irregular well logs in these fields may be use? for the practical interpretation of subsurface conditions. The Mexia oil field, in Limestone County, Tex. (Fig. 1) is closely associated with a fault that trends about 30" east of north and has a displacement of between 200 and 400 ft., with downthrow on the west. Minor slips accompany this major fault, some being roughly parallel to the main break while others are transverse to it. These faults belong to the so-called Mexia fault zone, a belt of fracturing that has been traced in its characteristic features southward to near Kosse, 15 miles south of Groesbeck, in southern Limestone County, and northward at least as far as the Trinity River at the eastern border of Navarro County, and possibly as far north as Hunt and Hopkins counties.2 The Balcones fauil zone, from 30 to 40 miles west of the Mexia fault zone, differs from the latter in that its principal displacement is a downthrow on the east. In this respect, it is exactly the opposite of the Mexia displacement. Between these two zones of major faulting lies a great down-dropped block, or graben, which is broken by numerous minor faults. Oil Fields Associated with Mexia Fault Zone When speaking of oil fields associated with the Mexia fault zone, we refer only to those now producing from the Woodbine sand. In this category belong the Mexia, Currie, Old Richland or Seay-Cranfill, Powell, and New Richland fields, named in the order of their discovery (see Fig. 1). Subsequent development may prove that the gas found in the Boyd Oil Co.'s Connor well, north of Kerens, is coming from another pool in the same fault zone.

(San Francisco Meeting, October, 1911.) I. THE FRITZ ENGINEERING LABORATORY. TEE Fritz Engineering Laboratory was built under the direction of John Fritz, and presented by him to the University. A view of the building, looking east, is shown in Fig. 1. . The building was started in 1909, and completed in 1910, although all of the equipment was not placed until later. Mr. Fritz gave his personal attention to the details of construction and equipment, and it was his custom to drive over every day to the University from his home in Bethlehem, and spend some hours watching the work, offering suggestions, making changes, and planning new work. The result is a building and an equipment which embody his practical ideas. The laboratory structure is of the steel mill-building type, of light-colored brick, 91 by 114 ft., of which a section is shown in Fig. 2 and the floor-plan in Fig. 3. The steel frame carries the roof and traveling crane-way. Ample light has been provided by numerous windows in the side and end walls, in the clerestory, and by a skylight, 84 ft. long and 9 ft. wide, in the north roof. The main aisle of the building is 49 ft. 2 in. between centers of crane-columns, and has a clear height of 40 ft. The remainder of the width is taken up by two side aisles, 18 ft. high. The laboratory consists of four sections: (1) A general testing-section, containing the testing-machinery, a small machine shop, and an office; (2) a cement-testing room; (3) a room for making and storing concrete test-specimens; (4) a hydraulic section.

The area discussed herein, commonly known as the North Texas district, embraces the following 10 counties: Archer, Baylor, Clay, Cooke, Foard, Hardeman, Knox, Montague, Wichita and Wilbarger. It is underlain by two major structural features. The northernmost portion of the district, including Coolie, Montague, northern Clay, Wichita, Wilbarger, Foard and Hardeman Counties, is underlain by the system of buried mountains known as the Red River uplift, which is parallel to and closely related to the Wichita-Amarillo uplift of Oklahoma and the Texas Panhandle. While the presence of a great majority of the numerous oil fields of the area is traceable to this feature, the production in Archer, southwestern Clay and southeastern Baylor Counties is due to the influence of what is known as the Cisco arch (so called because of its influence on Cisco deposition), the axis of which extends in a northwest-southeast direction across southwestern Wichita County into Archer County. Developments during 1938 Important discoveries in the district were considerably more numerous and of more economic importance than for several years. In addition to a number of small, relatively unimportant discoveries and to the usual local extensions to the various producing fields in the several counties, at least eight fields, most of them apparently of considerable areal extent and importance, were found. The Helmerich and Payne, Incorporated and Blackwell Oil and Gas Company No. 1 Wilson. 4 miles southeast of the town of Holliday, in north central Archer County, encountered a pay of Strawn age at a depth of 3841 to 3858 ft., and was completed for an initial production of 1952 bbl. T'his well opened a new deep pool in the K. M. A. producing zone 8 miles southeast of the K. M. A. production. Subsequently an additional deeper horizon, also of lowcr Strawn age, was discovered by wells that failed to yield commerecial oil from the horizon of the discovery well.

A study of the structures arising from the decomposition of the ß solid solutions in the Cu-Zn and the Cu-A1 systems is of peculiar interest in the study of the mechanism of precipitation from solid solutions. It is possible in these alloys, by varying the composition within the ß field, to precipitate from the same basic lattice phases having different lattice structures. It has been rather generally assumed heretofore that the type of structure originating from the decomposition of a solid solution— the Widmanstätten structure—-is determined by the lattice structure of the parent solid solution alone. In the first paper of this series1 evidence was advanced which threw doubt upon this hypothesis; but definite proof of the correctness or incorrectness of the hypothesis should be forthcoming from a study of these alloys, for if the structures originating, for example, from the precipitation of the a phase from ß and of the ? phase from the ß in the Cu-Zn system should be shown to be crystallographically different, the hypothesis would necessarily be held as definitely disproved. Furthermore, the newer proposal enunciated in the first paper of this series—that the origin of the Widmanstätten structure lies in a cooperation between the lattice of the parent solid solution and that of the precipitate-—which at present seems the only a1ternative hypothesis, would in such an event be given added weight. The work here reported shows that the Widmanstätten structures originating in the precipitation of the a phase from the ß and in the precipit'at.ion of the y phase from the y in the Cu-Zn system are indeed crystallographically different; and incidentally presents some new descriptive information on the Widmanstätten structure from a more general point, of view.

IT may perhaps seem to you that I have deviated from sequence by having entered into the narration of this arrangement of the bellows, but, although they are not furnaces or vessels for containing the melts, they are essential agents for bringing to port the bark of your labors. Returning to our regular pathway, and supposing that, besides making the moulds, you have melted and cast not only statues and bells but also guns, it is true that a certain procedure is required in order to finish them. For this you should have the moulds full, and they should have come out very well, for in truth reason does not allow that they turn out otherwise for one who uses precaution. [II2V] Then you have taken your casting from the pit and have freed it of clay. Since I have told you nothing beyond this, do not be dismayed if you see the castings so rough and in a form that scarcely shows what they really are, for I wish to open up part of the way into the great labor of finishing them so that it may seem to you that you have been somewhat helped by me. Therefore, when it is a gun, first see that the iron spindle that has been placed in the middle of the core is taken out. You can do this easily by striking the heel of the core, especially if the spindle had first been covered with ashes, hemp, or a little rope. Then saw off the feeding head above the mouth, using either a dun steel saw with tiny straight teeth that has been tempered with oil or some other fat, or a hay sickle whose edge is gently hit by a little hammer. Then have the clay that is attached to the curls or other bronze parts lifted away with a chisel. Then with a scouring brush and water uncover the emblems, coats of arms, borders, and cornices that you made as ornaments. Striking it with a hammer, push inwards every superfluous bit of bronze. Finally, having cleaned the bronze by washing, scraping, and cutting away every bit of clay, strike its surfaces gently with a large hammer and thus make it very smooth. Likewise finish the mouth and all its cornices as exactly and completely as possible with files and any other instrument that serves best. Then take a long, powerful tool that has some steel on the point, made like a chisel and somewhat bent, or with three points like the iron blade

In a previous paper one of the authors observed that the rate of cooling from the anneal prior to testing greatly influenced the life of copper under sustained load at 200°C. Furnace-cooled bars of oxygen-free copper (with and without silver) had a life four to twenty-five times that of the water-quenched specimens. The addition of 0.054 per cent silver to the oxygen-free copper increased the life at a stress of 20,000 lb. per sq. in. from about 2 hr. to 50 hr. Fractures in these bars were intercrystalline. An explanation was advanced to account for the profound influence of cooling rate on the rupture properties at 200°C. The suggestion offered was that at the high annealing temperature the minor constituents are distributed at random. By water quenching, this condition is maintained at room temperature, whereas furnace cooling permits some segregation at the grain boundaries. The higher concentration of the minor constituents in the grain boundaries results in a. strengthening, so that a longer life at a given stress and .temperature results. Small amounts of cadmium or manganese have also been found to increase the life of copper at 200°C., and to a much greater extent than silver.2 The increase in the long-time strength of copper resulting from small additions of cadmium or silver appears to be related, indirectly at least, to the higher softening temperatures of such alloys. The elements, such as silver or cadmium, which greatly increase the rupture life of copper also cause large increases in the softening temperature. As little as 0.05 per cent of cadmium or silver is sufficient to raise the softening temperature more than 100°.3,4 The effects of cooling rate and of minor constituents on the rupture properties are of considerable fundamental as well as practical interest; therefore a more detailed study of their nature was conducted and is reported in this paper. Experimental Procedure Materials The materials studied in this investigation may conveniently be classified in two groups: one consisting of a wide variety of commercial coppers, and the other composed of special high-purity, laboratory-prepared coppers. The commercial materials were tested to determine whether or not the effect of cooling rate occurred with all coppers, whereas the high-purity coppers were investigated in order to establish a basis for evaluating the effect of minor constituents on the rupture properties. In Table I are given the analyses of the coppers tested. The samples I to 6 are commercial materials and were obtained for the most part from stock supplies.*

Since the discovery of silver at Cobalt, Ontario, in August, 1903, more than 100,000,000 oz. of silver have been produced by the mines in the Nipissing district, and there is reason to believe that at least as much more will be produced in the nex five years. The estimated value of the aggregate output o ore to the end of 1910 is $48,327,280. The ore yielded 93,977,833, oz. of silver and was mined at a net profit of abou $16,000,000. For 1910 the production was 30,558,825 oz., valued at $15,436,894, and yielding a profit of about $9,000.000. The details of the production of the Cobalt district for the years 1904 to 1909, inclusive, as reported by the Ontario Bureau of Mines, are given in Table I. The shipments from Cobalt are in the form of smelting-ore, concentrates from milling-ore, and bullion. INTRODUCTION The flow potential in a pattern flood element is a function of the mobility ratio and how far the injected flood front has gone.1,2 For a waterflood project having a mobility ratio of one, the conductance—which is the flow rate per unit pressure drop (q/Ap)—-will remain the same throughout the life of the flood. If the mobility ratio is favorable ( < I), the conductance of the project will drop continuously throughout the operation. If, on the other hand, the mobility ratio is unfavorahlc. the conductance ratio will increase continuously. Therefore, if the reservoir engineer wishes to predict either the rate at a specified pressure or the pressure at some rate for a secondary recovery project, he must know how the conductance will vary during the flood. One of the least known geologic regions in the U.S. is the area now called the Basin and Range Province. It is paradoxical that so little geologic information has been compiled for a province that has yielded billions of dollars worth of metals and is currently producing a small amount of oil. Regional stratigraphic studies of parts of this large territory have been published only recently, and regional structural interpretations of even parts of the province are rare in the literature. This, of course, does great injustice to the earliest workers: Gilbert, Russell, Le Conte, Spur, Louderback, and others, who recognized the area as distinctively different from the rest of North America. Their simplified picture of the structure of the ranges and the province as a whole is the groundwork for present understanding and has never been superseded. Since their early works, however, geologic data from the province has consisted largely of detailed reports of widely scattered mining districts. Each district has been described as though it were an island in an unknown sea.

Ge-Si N-N heterodiodes hare been built recently which show promise as high-speed logic devices. Low-resistivity germanium is deposited on silicon substrates held at temperatures above the germanium melting point and an alloyed heterojunction formed. The diodes are fabricated from this material using conventional mesa techniques. Over-all device qualify has been greatly improved by the use of epitaxial silicon substrates, that is, a subsirale consisting of a film of thin, high -resistivity silicon on a thicker Piece of low-resistirily silicon crystal. A semimpirical device design equation has been devised which predicts switching performance fairly well within the range of resistivitics and geometries employed. Switching times 01 0.9 ns and PIV &apos;s of —20 v are typical of the better 10-ma diodes. Switching times as low as 0.5 ns have been observed for 10-ma diodes and as low as 2.8 ns for 200-ma diodes. With further development it should be possible to improve switching speed by a factor of four. IN our laboratory, Ge-Si heterodiodes have been built recently which show promise as high-speed logic devices. The diodes have been built using a process reported in some detail in an earlier publication.&apos; The process in short involves alloying a thin film of low-resistivity germanium into a silicon substrate. the germanium having been transported and deposited by the well-known Theuerer halide reduction process.2 This process contrasts with that reported earlier by Oldham who used an essentially conventional direct epitaxial deposition technique.3 Oldham&apos;s process, unlike ours, requires cleavage of the silicon sample inside the reactor furnace the instant prior to deposition. Our process has the advantage of yielding large-area macro-scopically plane heterojunctions. Heterodiodes in general have several interesting properties. Without attempting to summarize the theory of heterojunctions.4 two of these properties which have direct relevance should be mentioned. First, N-.V and P-P heterojunction diodes rectify alternating current. Provided that either the band gap or the electron affinity of the two materials is different (which in general is the case), electronic barriers will exist in the junction band structure. When the device is sufficiently forward-biased, the barriers shift so as to permit current flow, and when it is reverse-biased. the barriers block current flow. Second, for N-N and P-P heterodiodes. the foward-conduction process involves majority carriers only. Consequently. when such a device is turned off. there is no minority-carrier storage and hence the diodes switch on and off quite rapidly. As we have reported earlier. N-P and N-N Ge-Si heterodiodes have been built in this laboratory. As one would predict from theory, the N-P heterodiodes were rather slow in turning off while the N-N&apos;s were quite fast. Similarly, the turn-off time of the N-P&apos;s increased rapidly with forward current while that of the N-N&apos;s was independent of forward current. Both N-N&apos;s and N-P&apos;s were moderately photosensitive. Photocurrents resulting from normal room illumination were as high as 1 µa at 1 v for small-area devices. The most disappointing parameter of the early N-N devices was reverse leakage.&apos; The reverse characteristic was invariably "soft" and leakage at only several volts reverse bias was intolerable. The reverse characteristic was greatly improved by using higher-resistivity silicon substrates. Leakage becomes large at voltages about one third of the avalanche voltage one would expect of a P-N homo-junction formed on silicon of the same resistivity. Thus leakage could be reduced to reasonable limits by using unconventionally high-resistivity silicon. Medium-power diodes formed on 30 ohm-cm substrates leaked typically 15 to 50 µa at 100 v reverse bias. The use of high-resistivity silicon substrate material, however, created a new problem. In order to have an acceptable forward-conductance characteristic. the area of the diodes had to be increased. With this increase in area, the capacitance increased. Switching time for N-N heterodiodes is essentially a linear function of capacitance. Thus when the resistivity was raised. so was the switching time.
